Compared with MOSFET devices, JFET devices do not have the reliability problems caused by defects in the gate oxide layer and the limitation of low carrier mobility. At the same time, its unipolar working characteristics make it maintain a good high frequency working ability.

In addition, JFET devices have better high temperature operating stability and reliability. The gate junction structure of silicon carbide JFET devices makes the threshold voltage of JFETs mostly negative, that is, normally-on devices, which are extremely unfavorable for power electronics applications and cannot be compatible with current general drive circuits.
